After the Guangya exhibition, in the domestic COB light source market, the flip-chip COB cyclone without gold wire structure was scraped. Domestic large-scale packaging manufacturers began to introduce COB products without gold wire structure. The gold-free COB light source will completely replace the traditional gold wire. Is the structure of the COB light source? Will there be a thunder and a big rain, or even a slap in the face?

At present, in the non-gold wire structure COB light source products, CREE and TOYONIA have occupied the market advantage due to their early entry into the market (launched in 2014). This article has the honor to interview Mr. Luo Jianhua, General Manager of Toyo (China) Operations, to discuss the above questions.


The gold-free structure COB has to replace the traditional COB. The product must be surpassed in all aspects of performance, cost advantage and application environment. Otherwise, it is empty talk.

First, product performance PK

In terms of reliability, the traditional COB light source is internally connected by a gold wire. The dense and fragile gold wire is easily damaged by external force and colloidal expansion and contraction, forming a dead light. COB without gold line structure has no such worry. In terms of reliability, the COB advantage of the gold-free structure is obvious.

In terms of color and color, in terms of product color rendering index, color temperature and color consistency, the gold-free structure COB and the conventional COB can adopt the same or similar processes. There are no special requirements for the materials used for light color, and there is no one who leads in terms of light color.

Light efficiency is the key to whether gold-free COB can replace traditional COB. Light efficiency can be extended to luminous flux, and then extended to the illuminance of the luminaire, which is an important parameter to measure the lighting effect of the luminaire.

In terms of substrate, most of the traditional COB light source adopts mirror aluminum structure, and the gold wire structure COB adopts high reflection coating structure. Compared with the reflection efficiency, the mirror aluminum is slightly higher. On the chip side, the traditional COB application chip technology is quite mature. The small size and multi-quantity method can be used to increase the light-emitting area of ​​the chip to improve the light efficiency. The gold-free COB application chip is still in the technical reserve stage. The small-size chip application has limitations in the production process of the gold-free COB. Under the same cost, the traditional COB chip has a slightly higher luminous efficiency than the gold-free structure COB; In respect, the dense gold wire inside the traditional COB will block light and absorb light, which will have a negative impact on the light efficiency of the light source.

At present, the high-density (high-light-density) gold-free COB products of small light-emitting surfaces introduced by many packaging manufacturers have greatly improved the central light intensity under the same secondary optical accessories. In fact, the light source chip is too dense, the light effect will decrease, and the light flux is low, but the illuminance is high, which is caused by the fact that the beam angle of the lamp is actually small. Under the premise of measuring the power and the beam angle, who has a large luminous flux and who has a high illumination. Therefore, the biggest advantage of the high-density light source is not to increase the illumination, but to greatly reduce the volume of the lamp.

As can be seen from the above analysis, in terms of current domestic products and technologies, COB without gold line structure has a slight disadvantage in terms of light efficiency, but the gap is not as large as the rumors. In many cases, there are some misunderstandings in the measurement. For example, the traditional COB light source 30W adopts the Ф17MM light-emitting surface, while the gold-free structure COB light source 30W adopts the Ф11MM light-emitting surface. It is not very meaningful to compare the two light effects. The power is the same, but the light is emitted. The disparity is too big and there is no comparability.

Second, the finished product PK

Under the premise of not considering the same light efficiency, the COB chip without gold wire structure has a high unit price, but has a small size and large current characteristic, the same power, the number of chips is less than the traditional COB, and the cost is not disadvantageous. And save the connection gold line, the overall cost is lower than the traditional COB.

As mentioned above, without considering the light effect, there is no way to replace it. Under the premise that the two photos are close to each other, the cost of the gold-free COB chip will be greatly increased, far exceeding the cost saved by the gold-free line, and it will not be dominant in terms of cost.

From the point of view of the production process, although the gold-free wire structure has reduced the wire bonding process, several other processes have been added, and the production costs of the two are not much different.

It can be considered that the price of flip chip will directly determine the cost advantage of COB without gold wire structure. As more upstream manufacturers invest heavily in flip-chips, lower-cost, higher-efficiency flip-chips will come out one after another. By then, the COB without gold line structure will have a cost advantage, and the threshold for full replacement will no longer exist.

Third, the application environment PK

Under the premise that the two light effects are close to or consistent, the COB without gold line structure has the advantage of the application environment that the traditional COB can't match.

First of all, the gold-free COB can be arranged through a small-emitting surface high-density chip, and the volume of the secondary optical component of the lamp can be greatly reduced under the same central light intensity. The gold-free COB is not worried about the problem that the colloidal temperature is too high to damage the gold wire. The temperature of the light source application can be greatly increased, and the heat of the chip is quickly exported, which can reduce the heat dissipation area of ​​the lamp. This advantage makes the small lamp body and high power concept of the lamp become a reality, which is beneficial to optimize the structure and design of the lamp.

Furthermore, there is a significant advantage in the physical strength and reliability of COB-free COB, which can be widely used in outdoor engineering lamps such as street lamps, floodlights, tunnel lights, and commercial lighting fixtures such as hotels and stores that are difficult to maintain.

Secondly, in the application of small beam angle illumination, the advantages of gold-free COB are obvious. For example, a gold-free high-density COB of about 20W can easily achieve a beam angle as small as 6D. Under the selection of general secondary optics, traditional COB is difficult to achieve.

Through the above analysis of the product performance, cost, and application, in the short term, the gold-free COB can not completely replace the traditional COB, but it will be replaced in the near future. If the predictions come true, this will be a shocking change in the LED industry, with a disruptive impact on the COB packaging industry and the peripheral equipment manufacturing industry.
